Digital Microscope

A digital microscope is compatible with IBM and Macintosh computers and can download and transfer images through the Internet. No eyepiece is required to use the instrument, which combines a microscope, an LCD, and a digital camera in one unit. The microcope is available in two versions. Model 1 offers 0.75-to-4.5x lens magnification and accommodates transmitted and incident light. Model 2 features a quadruple nosepiece and 4x, 10x, 20x, and 40x lens magnification. Both models contain a 2-in. color LCD and a 1/3-in. progressive CCD camera with a resolution of 640 x 480 pixels.

Laser thermal processing technology combines imaging and thermal processing in a single system for advanced contact and junction formation on devices with linewidths 0.18 µm. The patterned laser doping tool reduces production costs by eliminating the need for the masking layers common to conventional implant layers. The laser process also helps extend the use of low-resistance silicides to production of devices with geometries 0.07 µm.

Designed for use with 300-mm integrated gas systems, Surface Mount 945 valves and SQ Micro point-of-use regulators feature bottom inlets and outlets for mounting on a substrate at 11/2-in. spacing. The surface-mount technology enables engineers to interchange valves, regulators, filters, and transducers within the gas delivery system. It also eliminates the need for welds and fittings and can reduce space requirements by up to 50%. C, Z, and W seals can be supplied in the surface-mount format.

The Trakker uses only sound and DI water to produce a light fog of submicron water particles for visualizing cleanroom airflow. The portable 12-lb tool can be used to inspect exhaust containment systems, verify toxic-fume containment, and track laminar flow patterns. Packed in a cleanroom case, the fogger is made of electropolished 316L stainless steel and comes with a 6 x 3-ft dispersion hose. The fogger can be operated continuously for 90 minutes at maximum output.


Wafer Inspection System

The NSX-80 minimizes the need for manual second-pass optical inspection of processed wafers, increasing inspection throughput by a factor of 5 to 10. Capable of performing automated inspection, the instrument rapidly inspects all die and reports defects down to 0.5 µm. The system's inspection platform accommodates 300-mm wafers. The platform can be configured to handle whole wafers, sawed wafers on film frame, dies in gel packs, dies in waffle packs, JEDEC trays, Auer boats, and MCMs. The menu-based software is built around Windows NT 4.0+ to permit installation of user-defined data management software. Wafer maps can be imported and exported for integrating the system with production equipment such as pick-and-place robots.

CIS series closed ion gas analyzers provide a detection limit of 1 ppm for all gases and direct sampling at millitorr pressure. On-line process monitoring, control, purity verification, and residual gas analysis can be performed in real time using a Windows-based program. Mass range is 300 amu. The analyzers are programmable and also feature multiple-head operation.


Laser Cutting System

The EzLaze laser cutting system features single-shot pulse repetition rates of 1 or 5 Hz for semiconductor failure analysis, design verification, LCD repair, and micromachining applications. Mounted on the Mitutoyo FS60 or A-Zoom microscopes, the instrument produces uniform, repeatable cuts ranging from 1 x 1 to 50 x 50 µm. A switch allows operators to choose from wavelengths of 1064, 532, and 355 nm, depending on the application. A PCLaze Windows interface permits users to select the laser's cut size and Laser-Macros enables the user to store and recall commonly used settings.

The SmartMaxII digital control monitor handles readings from up to four different types of sensors. The monitor includes sensors for combustible gas, oxygen, and toxic gases such as hydrogen sulfide. It comes equipped with a 4—20-mA analog output, an RS-485 serial port, and three programmable relays. The instrument is available in either general purpose or explosion-proof packages.

The Dynaflow abrasive flow machining (AFM) system is an alternative treatment for manufacturing stainless-steel valves and fittings for gas delivery. To improve machined surface finishes before electropolishing, the AFM unit pumps formulated abrasive media through job-specific fixtures. Dynaflow can finish surfaces that are difficult to reach during manual treatment. Capable of finishing surfaces to 5 µin. Ra, the tool prevents microcontaminants from sticking to minute surface imperfections. The system operates at low pressures so it does not weaken the structure of treated components through excess material removal.


Wafer-Transfer Tool

The WT-8000 system automatically transfers wafers, decreasing scratches from vacuum wands and eliminating the risk of repetitive injury. The tool moves wafers from a process cassette into a "coin stack" shipping container or from a shipping container into a process cassette. The orientation mark is found before the wafer is transported into the shipping container or placed into the cassette. An ESD separator is placed between each wafer during the packing mode and removed during the unpacking mode. An OCR system with host interfacing helps maintain process integrity.


Cleanroom Lighting

Designed for cleanroom use, Cleanguard luminaires incorporate nonhygroscopic wiring to eliminate atmospheric moisture. The luminaires are sealed between the plenum and the fixture to prevent transfer of contaminants, and they contain no gaskets or similar materials that peel or flake. The cleanable lighting comes in lay-in-grid and flanged styles with housing assemblies of either 20-gauge cold-rolled steel or 20-gauge 304 stainless steel. Surface box, corner mount, surface wraparound, and teardrop luminaires are also available. The one-piece door frames feature welded corners and beveled edges. Sizes range from 2 x 24 to 2 x 96 in. for teardrop models and from 1 x 4 to 2 x 4 ft for flanged, lay-in-grid, surface box, and corner mount styles.


Flow Sensor

With a response time of <1 second, the Model 106 Flo-Sensor can measure low flow rates from 15 ml/min to 10 L/min with ±1% accuracy. The sensor features sapphire and Teflon-wetted surfaces and may be used in highly corrosive applications in which liquid is low in viscosity. The instrument uses a Pelton-type turbine wheel to determine the flow rate of the liquid being measured. The unit's electrooptical system consists of a diode-emitting energy in the infrared spectrum. As the turbine wheel rotates in response to the flow rate, electrical pulses are generated. The sensor can replace ball and glass tube flowmeters in applications in which an electrical signal proportional to flow rate is desirable.


CMP Slurry Delivery System

The iSIS 7000 blends and delivers CMP slurry in large volumes at specified ratios. The delivery system can supply more than 20 tools with slurry at a rate 20 L/min. A blending module generates slurry as it is needed to ensure a fresh mix to ±1% accuracy, while the dispensing module uses pressurized wet N2 to deliver slurry to the tools without pulsation. A control module features a touch screen operator interface and single-point utility connections. The MTBF rate is >3000 hours.


Ozone Control System

The Model SCI-Mux monitors and controls ozone in both gas and liquid phases. The system connects with up to four ozone sensors simultaneously. It can be used with the suppliers' Model gFFOZ sensor for in situ measurement of process ozone to 400 g/m3 and with the Model dFFOZ sensor for measurement of dissolved ozone to 100 mg/L. The sensors can be used in any combination. A microprocessor and nonvolatile memory permit storage of user-programmable parameters such as alarm thresholds and servo-control set points. The system suits CVD, etch, FPD, and ultrapure-water applications.

The Bio-Aire UV system uses ultraviolet light to kill microorganisms in HVAC systems without producing ozone or secondary contaminants. The system is designed to put out six times more energy than traditional UV lamps, operating in temperatures as low as 32°C. The air purifier comes in several models and sizes to suit the installation requirements of all central HVAC systems.


Air Composition Monitor

The ACM+ continuously monitors up to 13 toxic and hazardous gases simultaneously in the low- to sub-parts-per-million range. The system's manifold assembly operates at 20 seconds per sampling port. An FTIR spectroscopy feature identifies compounds and prevents interference that can cause false alarms. A Venturi pump installed in the system minimizes downtime for maintenance. The system automatically switches to a backup mechanical pump if the Venturi pump fails. The system can detect up to 60 operator-defined, vapor-phase toxic or hazardous chemicals at up to 40 sample locations. Warning and alarm levels can be set for specific chemicals so that automatic responses can be established.

Designed for dielectric film use, the slurry can be used in oxide CMP applications for both shallow and deep-trench isolation. The ultrafine abrasive grain size enables high planarization and uniformity across the wafer.

Designed for copper electroplating processes, the PS2000 CuCS-DD system can control the composition of the pre- and posttreatment baths used in damascene and dual-damascene wafer processing. The on-line, automatic system measures 72 x 30 x 24 in. and offers an autotuner that provides closed-loop control. Paced replenishment rates are based on analytical results. This feature enables small, ongoing chemical replenishment and solution maintenance that can be automatically checked and adjusted for sulfuric acid, chloride, brightener, copper, and leveler.

The ultrapure-quartz flow path of the IQ acid heater has no O-rings or other potential particle traps. A proprietary fused resistive element transfers heat at an efficiency rate of 99% and handles temperatures 180°C. The heater can be installed in plenums and requires no maintenance during its operating life of up to 20,000 hours. The 3-kW 208-V heater modules come in turnkey systems operating at 3, 6, 9, or 12 kW.

Prx-400 strippers are designed to dissolve hardened inorganic polymers from DPS, TCP, and ECR etchers up to three times faster than conventional strippers. The chemicals operate at temperatures of 30° to 50°C and provide wide process latitude. They can be used in standard plasma etch proceses for aluminum interconnects as well as for copper and low-k dielectric dual-damascene applications. The formulations are free of hydroxylamine, phenols, phenol derivatives, ethylene, propylene glycols, HF, NH4F, and high-alkaline solutions. They will not attack soft metals such as copper, aluminum, titanium, and tungsten. No modifications to installed process tools are required. All strippers are shipped in low-particulate containers.


Ultrapure-Water Systems

Clear-series purifiers use a multifunctional cartridge with an active carbon stage, a mixed-bed ion exchanger, and a scavenger stage to produce ultrapure water. The systems provide 18.2-M-cm resistivity and remove particles 0.2 µm with a final filter. A scavenger stage contains a mixture of macroporous adsorptive resins. UV lamps oxidize organic compounds to provide <3 ppb of TOC.


300-mm Wafer Cleaners

The Microclean 960 series systems are suitable for cleaning 300-mm wafers and other large substrates, including flat-panel displays up to 1000 x 1000 mm. The tools come in a megasonic configuration using a high operating fre- quency that causes liquid to oscillate close to the substrate surface. This level of agitation removes particles down to 0.05 µm. An ultrasonic configuration is also available. All the units employ high-temperature piezobonding technology to handle temperatures 120°C. The systems' process baths can be made of PFA, ECTFE, PVDF, quartz, or 316 stainless steel.


Flowmeters

Two models of Hydro-Flow 2300 insertion vortex flowmeters feature a microprocessor-based piezoresistive vortex sensor with no moving parts to cause contamination or maintenance problems. Made of corrosion-resistant PVDF, Model 2300-A is designed for use with acids, ultrapure water, and solvents. The Ultem Model 2300-B is suitable for DI-water use. The meters measure water flow by detecting the frequency at which vortices are shed from a bluff body, which is at a rate directly proportional to the flow velocity. The sensor enables the meters to accurately measure liquid flow at rates as low as 0.3 ft/sec.
